Asymtek, a Nordson company, has provided its advanced dispensing and coating technology to the Fraunhofer Institut fur Zuverlassigkeit und Mikrointegration (IZM) to support microelectronics packaging and the encapsulation research. The IZM has installed the company’s Axiom X-1020 high volume dispensing system in its center for applied research that focuses on interconnection technologies and microelectronics.

The Axiom system which is equipped with the new DispenseJet DJ-9000 valve is being utilized for underfilling the inter-chip gaps, wafer level underfilling for chip-on-wafer assemblies, and glob top jetting over wire bonds.

“The Axiom system offers highly repeatable results that can be easily transferred from our lab to production,” stated Karl-Friedrich Becker, group manager, assembly and encapsulation for Fraunhofer Berlin.

Fraunhofer IZM has also purchased a Century C-341 conformal coating system with the SwirlCoat SC-300 valve for coating of polymer electronics and application of the thin hydrophobic layers for electro-wetting on dielectrics.
